A novel unharmful and inexpensive synthetic route for III-V semiconducting nanocrystals was developed. This route provides advantages in view of the generation of big particle sizes as well as simplified synthetic course
(e. g. short reaction times) of InP and InAs nanocrystals in contrast to the established dehalosylation method. It was also possible to generate GaAs and GaP nanocrystals, which were not producible by colloidal synthetic methods.
This reaction method is based on a transmetallic reaction of a metal halide (InX3, GaX3) with buthyl lithium followed by a reaction with TOP to produce phosphides or Mg3As2 to produce arsenides. The continuous dropping of the BuLi results in a non classical building mechanism (separation of nucleation and growth) of the nanocrystals.
To prepare III-V semiconducting nanocrystals the release of the metal and the flux of the P/As-source have to be balanced by varying the reaction parameters. It was shown that the most influencing parameters were the reaction temperature, the ratio of metal and P/As-source, the used halide and the drop rate of the BuLi-solution.
